Development of THz Quantum Cascade Laser as a Local Oscillator for Heterodyne Receivers

چکیده
We are developing THz-QCL (quantum cascade laser) as a local oscillator for heterodyne receivers. THz-QCLs are made of GaAs/Al0.15Ga0.85As using resonant LO phonon scattering depopulation scheme, and processed in a metal-metal waveguide using gold-gold thermo compression wafer bonding technique. CW mode operation of the THz-QCL has been achieved up to a heat-sink temperature of 74 K at the lasing frequency of 3.1 THz using a device with the size of 40 μm wide and 1.5 mm long fabricated by dryetching method. The peak output power was measured to be about 34 μW at a heat-sink temperature of 15 K. We have also detected the QCL output with an HEB (Hot Electron Bolometer) mixer as a change in the I-V characteristic of the HEB mixer. The HEB mixers using an NbTiN ultra thin film as the superconducting material are coupled with the THz radiation by a quasioptics twin slot antenna. The receiver noise temperature was measured to be 5600K in DSB.

Towards Detection of OH Line at 3.5 THz Using a HEB Mixer and a Distributed Feedback Quantum Cascade Laser
We report the demonstration of a heterodyne receiver for detection of OH lines at 3.5 THz. The receiver uses a superconducting NbN hot electron bolometer integrated with a tight winding spiral antenna as mixer and a THz distributed feedback quantum cascade laser operating at 3.42 THz as local oscillator. We measured a double sideband receiver noise temperature of 2100 K at the optimum local osc...
متن کاملTHz QCLs for heterodyne receivers and wavelength modulation spectroscopy
Milliwatt average power terahertz quantum cascade lasers (THz-QCLs, 2 THz to 5 THz) have been developed for spectroscopy and as local oscillators for heterodyne receivers. Novel DFB THz-QCLs have been fabricated and show single-mode operation. The narrow line widths of <10 MHz and stark shift tuning of of 6 GHz, allows for wavelength modulation spectroscopy of low pressure gasses in the unexplo...
متن کاملA 4.7THz heterodyne receiver for a balloon borne telescope
We report on the performance of a high sensitivity 4.7 THz heterodyne receiver based on a NbN hot electron bolometer mixer and a quantum cascade laser (QCL) as local oscillator. The receiver is developed to observe the astronomically important neutral atomic oxygen [OI] line at 4.7448 THz on a balloon based telescope. The single-line frequency control and improved beam pattern of QCL have taken...

A simple semi-phenomenological model, which accurately predicts the dependence of thresholdcurrent for temperature of Resonant-phonon three well quantum cascade laser based on verticaltransitions is offered. We found that, the longitude optical phonon scattering of thermally excitedelectrons is the most important limiting factor for thermal performance of high frequency THz QCLs.In low frequenc...
متن کاملThe Use of Quantum Cascade Lasers as Local Oscillator for Heterodyne Detection of THz Radiation
Many investigations in the fields of astronomy and earth observation use heterodyne detection of emission/absorption of far infrared (THz) radiation to monitor a variety of molecular species. For space borne observatories solid state THz sources as a local oscillator (LO) to pump SIS or HEB mixers are highly demanded. Until now, the highest frequency solid state LO, developed for the ESA Hersch...
